RESET failure analysis of phase change memory based on Ge2Sb2Te5

چکیده
Some nonvolatile phase change memory (PCM) cells with 80 nm heating electrodes are found early RESET failure. The causes, which result in the early failure of the PCM, have been studied. Compared the energy dispersive X-ray spectroscopy (EDS) results, it is observed some segregation has occurred in the components at the positions close to the TiN and bottom electron contact (BEC) interface for the early failed cells. The main causes are considered to be the unstable interface between the Ti-rich TiN and the Ge2Sb2Te5 (GST-225) layers and the inconsistent manufacturing process. Thanks to the segregation, the chemical components of the material close to BEC in the early failed cells are found changed. The changed material is taken as the immediate reason for the RESET failure, which has been confirmed by a two-dimensional finite analysis.

Failure Mechanisms of Ge2Sb2Te5 Phase Change Memory Cell
The failure of the Ge2Sb2Te5 (GST) phase change memory cell has been investigated by the High Resolution Transmission Electron Microscopy (HR-TEM). The HR-TEM results indicate that the both of hexagonal structured GeSbTe (GST) and meta stable GeTe phases are appeared after about 10 cycles of set/reset operations. The face centered cubic structured GST seems to be quickly changed from amorphous ...

Increasing SET operation speed and reducing RESET operation energy have always been the innovation direction of phase change memory (PCM) technology. Here, we demonstrate that ∼87% and ∼42% reductions of RESET operation energy can be achieved on PCM cell based on stoichiometric Ti1Sb2Te5 alloy, compared with Ge2Sb2Te5 and non-stoichiometric Ti0.4Sb2Te3 based PCM cells at the same size, respecti...

Ge17Te83-xTlx (x = 2, 3, 6, 8, 10) glasses have been prepared by melt quenching method and their amorphous nature was confirmed by XRD spectra. I-V characteristics and repeatability of electrical switching were investigated for all the glasses in order to find out their suitability for phase change memory applications. A comparison has been given with Ge2Sb2Te5 the most commonly used material f...

To date, slow Set operation speed and high Reset operation power remain to be important limitations for substituting dynamic random access memory by phase change memory. Here, we demonstrate phase change memory cell based on Ti0.4Sb2Te3 alloy, showing one order of magnitude faster Set operation speed and as low as one-fifth Reset operation power, compared with Ge2Sb2Te5-based phase change memor...
متن کاملA microscopic model for resistance drift in amorphous Ge2Sb2Te5
A microscopic model for the resistance drift in the phase-change memory is proposed based on the firstprinciples results on the compressed amorphous Ge2Sb2Te5. First, it is shown that the residual pressure in the phase-change memory cell can be significant due to the density change accompanying the phase transformation. Our previous first-principles calculations showed that the energy gap is re...
